本文介绍具有机好的P-N-P-N电流限制的双沟道平面掩埋异质结激光器（DC-PBH LD）。器件正向泄漏电流小于1μA/5V

阈值电流20mA

20℃时的光功率线性输出大于10mW

最大功率输出大于20mW

50℃光功率线性输出10mW

70℃连续工作

光功率输出大于1.3mW

外微分量子效率50％

比接触电阻3.6-4.8×10

光谱为极好的单纵模

远场辐射θ

～15°

～15°-30°

耦合效率高达90％。
