本文介绍InGaAsP/InPDC—PBH型LD单管寿命试验、初期筛选老化及高低温循环实验情况。其结果是50℃时MTTF大于4000小时

采用0.9eV激活能外推室温（20℃）下

中值寿命大于10万小时

所观察到的寿命模式符合对数正态分布。

This paper introduces and discusses the lifetime

hard screening and high-low temperature cycling test of 1.3μm InGaAsP DC-PBH lasers. Results are MTTF up to 4000 hrs at 50℃

which could be expected to exceed 10

hrs （when Ea is 0.9 eV） at the room temperature （20℃）. The observed modes of the lifetime are in good agreement with log-normal distributions.
