摘要

报道了一种主要用作超高速光纤通信光时分复用（OTDM）系统的新型光源

即10GHz的被动外腔式锁模多量子阱半导体激光器

其具有脉冲宽度为2.9ps

波长调谐范围为1.53～1.57μm（40nm）

输出光波长可精确稳定在1.55μm

锁模光脉冲的重复频率为10GHz

平均输出光功率为1mW及较小的时间抖动性（<0.6ps）等优点。

Abstract

This paper reported new coherent optical pulse resource which is 10 GHz passiveexternal cavity mode--locked pulse laser diode used in the ultrahigh speed optical communi-cation. Its pulsewidth is 2. 9 ps

wavelength tuning range is 1. 53～1. 57 μm（40 nm）

preci-sive output wavelength is 1. 55 μm

repeat frequency is 10 GHz

average output power is1 mW

and time jitter is low（<0. 6 ps）.
